Dynamic Behavior of Scaled Microdisk Lasers
نویسندگان
چکیده
Room-temperature small-signal intensity-modulation frequency response of InGaAs/InGaAsP multiple quantum well microdisk lasers depends on disk radius. For frequencies up to 2 GHz the measured response of a small radius microdisk laser is closer to an ideal laser compared to larger devices. The dynamic response of larger radius lasers is strongly in¯uenced by the presence of a reservoir of carriers in the non-lasing central portion of the disk.

Scaled Microdisk Lasers a Doctoral Dissertation
Microdisk lasers, based on whispering gallery optical resonances, have recently attracted considerable attention. The interest in microdisk lasers is driven by, amongst other factors, their potential for low-threshold power, ease of fabrication and in-plane emission characteristics. However, there are a few key challenges that need to be overcome for these devices to become practical, chief amo...
متن کاملDynamics of GaAsÕAlGaAs microdisk lasers
Dynamic response of a GaAs/AlGaAs microdisk laser has been experimentally investigated using femtosecond optical pumping. Below the lasing threshold, the delay time of the emission pulse from the microdisk hardly changes with the pump power. Above the lasing threshold, the delay time is shortened dramatically, and it decreases with increasing the pump power. The theoretical simulation based on ...
متن کاملUltrafast dynamics of InAsÕGaAs quantum-dot microdisk lasers
The dynamical response of InAs/GaAs quantum-dot microdisk lasers has been experimentally investigated using femtosecond optical pumping. Because surface recombination and carrier diffusion are suppressed in the quantum dots, the response speed of a quantum-dot microdisk laser is much faster than that of a quantum-well microdisk laser. A turn-on time as short as 7.8 ps has been achieved in a qua...
متن کاملDynamical localization in microdisk lasers.
We demonstrate the lasing action from a dynamically localized mode in a microdisk resonator with rough boundary. Although substantial boundary roughness and surface defects in our devices imply strong light scattering and destroy the regular whispering gallery modes, the destructive interference of the scattered light leads to the dynamical Anderson localization in the phase space of the system...
متن کاملLasing characteristics of InAs quantum dot microcavity lasers as a function of temperature and wavelength.
A Strong temperature dependence of microdisk lasers and photonic crystal nanocavity lasers with InAs quantum dot active regions is reported. These lasers operate at 1.3 microm at room temperature under optical pumping conditions. T(0, microdisk) = 31 K. T(0, photonic crystal nanocavity) = 14 K. The lasing threshold dependence on the lasing wavelength is also reported. We observe a minimum absor...
